Observation of vacancies during Zn diffusion in GaP
The in-diffusion of Zn in intrinsic GaP was studied by means of positron lifetime and Doppler-broadening coincidence spectroscopy. The P vacancy was found with a considerably high density. Most probably, the P vacancy - Zn pair is observed, V(P)-Zn(Ga).
