Low temperature photoluminescence of C-13 enriched SiC-crystals grown by the modified Lely method
6H-SiC was enriched with C-13 during the sublimation growth in a modified Lely furnace. The samples were investigated by low temperature photoluminescence (LTPL). We report on an isotopic effect on the optical momentum-conserving phonon lines of the exciton recombination as well as on the zero phonon exciton recombination lines.
