Multiparameter characterization results for cluster ion beams are presented. Size distributions for cluster ions generated under various conditions are measured using time-of-flight mass spectrometry. The experimental data are initially modeled by analytical relationships using the exponentially modified Gaussian function. A beam trajectory model is then imposed to reveal the intrinsic dependence of the size distribution parameters on each of the main beam generation parameters. (c) 2006 American Vacuum Society.
