Indium thallium phosphide: experiments versus predictions
We have attempted synthesis of TIP from melt and InTIP from solution by liquid-phase epitaxy (LPE). X-ray diffraction measurements of the melt-grown material reveal the presence of orthorhombic compound which is identified as TIP5 by comparison with the published data in literature. Energy dispersive X-ray analysis suggests the composition of the crystallites to be TIP3. By LPE growth, smooth layers from In and In + TI solutions are grown on InP substrates. However, there is no significant incorporation of thallium in the epitaxial layers.
