The affinity between Boron nitride (BN) and epoxy was enhanced by controlling the surface property with silane coupling agent. The silane coupling agents having a different main carbon chain length (C3 and C16) were introduced on BN surface through sol-gel reaction. After the surface modification, the dispersibility of BN in epoxy resin could be increased. In the case of the modified BN samples, the more stable dispersion was obtained as increasing the main carbon chain length. It indicated the increment of affinity of BN/epoxy, resulting high interfacial adhesion of BN/epoxy. The high thermal conductivity could be achieved in samples fabricated with modified BN, which is about 45.4 % higher than reference samples. It was contributed to the decrease of the thermal contact resistance at the BN/epoxy interface through surface modification. |
