제목 The study on the epoxy glass fiber composites with the excellent heat-resistance
초록 Epoxy resins have been widely used in many industrial applications because of their good thermal properties. However, in semiconductor packaging industry, the demands for improving the thermal property of the epoxy system continue to expand. Since the thermal properties of the epoxy system largely depend on the cross-linking density, the proper control of the cured state of the epoxy systems is important to improving the thermal property. In this work, the epoxy fiber composite systems with the various crosslinked states were prepared. The CTE and glass transition temperature of the heat-resistant system were evaluated by TMA. And the effects of various crosslinkers on curing condition and thermal properties of the system were discussed.
