Flexible organic non-volatile memory devices: solving the dilemma of retention-voltage trade-off |
초록 |
Organic nano-floating gate memory devices with enhanced retention characteristics are explored based on C60 thin-film transistors (TFTs). By varying the spatial density of spin-coated Ag-NPs, ample memory window is obtained in a controllable manner. To suppress the “leakage” of stored charges without an excessive increase in programming/erasing voltage, self-assembled monolayers (SAMs) with large dipole moment is coated over Ag-NPs, effectively increasing the work-function of Ag-NPs and thus providing a large energy barrier for back-tunneling process. Proposed memory devices are predicted to exhibit retention characteristics with 60-70% of the initial memory window still kept even after 3×107 sec (= ~1 yr), showing orders-of-magnitude enhancement over the devices without the SAM treatment. Flexible non-volatile memory devices are also demonstrated which simultaneously have low operating voltage and long retention. |
