제목 Numerical Studies of Bound States, Tunneling, Resonances, and Minibands of Superlattices: Symmetric and Electrically Biased GaAs/AlxGa1-xAs Barriers
초록 For the design of semiconductor superlattices (or quantum wells), we developed a computer code, which calculates the envelope functions of GaAs/AlxGa1-xAs barriers. BenDaniel-Duke boundary conditions and plane-wave matching with Runge-Kutta method were applied to solve the Schrödinger equation. Tunneling, resonances, and minibands were observed from the symmetric double, triple, and dodecuple barriers. The results of calculated transmission for the electrically biased barriers show that superlattice could be a coherent source of electrons (like a laser).
