Microwave-assisted low-temperature synthesis of CuBO2 and its electrical properties |

With the increasing demand for promising oxide materials in semiconductor industry delafossite materials have come up with satisfactory performance as conducting oxides. Copper boron oxide (CuBO2) is such a transparent conducting oxide with p-type nature, whose electrical properties is promising for high speed device applications. Here we report a novel way to synthesize CuBO2 nanostructure using microwave. Copper nitrate trihydrate (Cu(NO3)2.3H2O) and boric acid (H3BO3) were used as Cu and B precursors, respectively. The growth time and temperature were optimized at 2 h and 200 ºC, respectively. From scanning electron microscopy it was observed that the material has nanorod like shape with an average length of 500 nm. The UV-VIS spectral analysis revealed a sharp transition corresponding to around 4 eV. Hall measurements showed a high carrier concentration of 1018 cm-3 with p-type nature and reasonably good mobility of 2 cm2/ V-s with a resistivity of 0.36 Ω-cm. |
