Transparent and flexible graphene nanofloating gate transistor memory (NFGTM) was presented for the first time by combination of single layer graphene active channel and gold nanoparticles (Au NPs) charge trap elements. The systematic control of the size of Au NPs, thickness of the tunneling dielectric, and n-type doping of graphene maximized the conductivity difference between programmed and erased states at zero electric field, which provides the low power consumption of the device. The resulting graphene NFGTMs exhibited excellent programmable memory performance including a large memory window, fast switching speed, robust electrical reliability, and good mechanical/thermal stabilities. |
