제목 Biomaterial memory device with poly-Lysine nanoparticles embedded as charge trapping layer
초록 Poly-lysine nanoparticles (poly-Lys NPs) were synthesized and fabricated as charging elements for biosemiconductor of indigo memory devices. The poly-Lys NPs charge trapping layer (CTL) was self-assembled by epoxy-amine bonds between 3-glycidylpropyl trimethoxysilane functionalized dielectrics and poly-Lys NPs. A memory window from sweep range of -10V ~ 10V was represented by capacitance-voltage hysteresis was obtained for metal-indigo-insulator-silicon capacitor. In addition, program/erase operations controlled by gate bias were demonstrated in the poly-Lys NPs embedded indigo thin film transistor (TFT) device with polyvinylalcohol or polyvinylpyrrolidone dielectric on glass substrate or flexible substrate. These results can be extended to development of fully biomaterial-based electronic device.
