Effects of nanoparticles on the toughening behavior of epoxy molding compound (EMC) were investigated in the temperature range ambient to 230oC. Nano-silica particles and a layered silicate were used as a toughener for EMC. TEM image confirmed well distributed nanoparticles. The viscoelastic properties, flexural properties, and the fracture toughness (GIC)were evaluated. At room temperature, the toughness for nano-silica filled EMC was improved as much as three times, but addition of a layered silicate was not effective on toughening of EMC. However, above Tg, the layered silicate was found to be more effective than nano-silica particles on toughening of EMC. Main mechanisms of toughening for nanoparticle filled EMC at high temperature were believed to be the macroscopic crack deflection and plastic deformation in front of the crack tip based on the electron microscopy examination of fractured surface.
