제목 Synthesis and characteristic of Ga doped ZnO thin film grown on ZnO seed substrate by hydrothermal: Effect of tri-sodium citrate
초록 Ga doped ZnO (GZO) thin films were prepared on ZnO seeded substrates by hydrothermal technique using aqueous solution of zinc nitrate hexahydrate, tri-sodium citrate, Gallium (Ⅲ) nitratehydrate and ammonium hydroxide (pH 9.8) for 6 hours at 60 °C. The 100 nm thick-ZnO seed layer was deposited by sputtering technique at room temperature. Effects of different tri-sodium citrate concentration from 5 ×10-4 M to 4 ×10-3 M on the morphological, structural, optical and electrical properties of GZO thin films were investigated using field-emission scanning electron microscopy (FE-SEM), X-ray diffraction (XRD), UV-Visible spectroscopy, photoluminescence (PL) and Hall measurement. The thicknesses and grain size of GZO thin films increased from 20 nm to 100 nm and from 195 nm to 487 nm, respectively, with increasing tri-sodium citrate. XRD study showed that the GZO thin films were grown as a polycrystalline hexagonal wurtzite phase with a c-axis preferred, out-of-plane orientation and random in-plane orientation. The (0002) peak position of GZO thin films were shifted toward a low angle with increasing tri-sodium citrate concentration. UV-Visible spectroscopy studies showed that the GZO thin films were high transmittance ranging from 75 % to 90 % in the visible region and band gap energy of GZO thin films increased from 3.25 eV to 3.41 eV with increasing tri-sodium citrate concentration.
