제목 Effect of surface treated silica on thermal and mechanical properties of epoxy molding compounds
초록 The epoxy molding compounds (EMC) were prepared by melt-mixing method and the effect of surface treated silica on thermal and mechanical properties of EMC was investigated. The fumed silica treated by dimethyldichlorosilane was used. As a result, the surface treated silica was uniformly dispersed in multi-functional epoxy resins by sonication and melt-mixing. The water absorption of EMC decreased with increasing the silica content due to the hydrophobic features of surface treated silica. The thermal stability and glass transition temperature (Tg) of EMC increased by addition of silica. The coefficient of thermal expansion (CTE) of EMC decreased with increasing the silica content. The tensile strength of EMC increased with increasing the silica content. This was probably attributed to the improved dispersity of silica by silane coupling agent and the interaction between surface treated silica and epoxy resins.
