The previous studies have demonstrated that the reduction of Pr arises mainly from a preferred crystal orientation of the film which is ineffective for ferroelectric switching upon melting and recrystallization. It would be beneficial if one can develop a new ferroelectric polymer with relatively constant Pr regardless of thermal processing history as well as the types of its crystals. We investigated the molecular and microstructures of thin PVDF-CTFE) copolymer films. Microstructures of the films treated with the two different thermal histories supported the formation of β and α type crystals with sphere caps and micron level spherulites, respectively. PVDF-CTFE films with both α and β type crystals gave rise to relatively high remnant polarization of approximately 4 °C/cm2 in metal/ferroelectric/metal capacitors. In the case of FeFET devices, saturated hysteresis loops with the current ON/OFF ratio of approximately 103 at ±60V sweep and reliable data retention were measured. |
