제목 Studies on Thermal, Physical, and Mechanical Properties of Newly Synthesized Epoxy Resin for Electronic Packagings
초록 Bi- and Tetra-functional epoxy resins, which contained cyanate group in the main chain, were synthesized. And, the effect of number of epoxide group to the synthesized epoxy resin/anhydride/imidazole system was investigated in the cure behavior, physical, and mechanical behaviors. The cure behavior of the epoxy resin/anhydride/imidazole system was evaluated from the differential scanning calorimetry (DSC) and the coefficient of thermal expansion (CTE) of the cured specimen was measured by thermo-mechanical analyzer (TMA). Also, the adhesion strengths as mechanical properties were determined by the die shear strength testings.
