In this study, we demonstrate a simple and versatile approach for the preparation of perovskite-type barium titanate (BaTiO3) nanocomposite multilayers showing the ferroelectric and resistive switching memory properties. First, well-defined and highly monodispersed BaTiO3 nanocrystals were synthesized using oleic acid used as a role of ligand in nonpolar solvent. The prepared BaTiO3 nanocrystals could be assembled with amine-branched dendrimer using layer-by-layer method due to their high affinity with amine groups. The BaTiO3-based nanocomposite multilayers exhibit ferroelectric properties with reversible spontaneous polarization response to externally applied electric field. Furthermore, these multilayers show bipolar resistive switching behavior, which are caused by oxygen deficient state within BaTiO3 nanocrystal, including low operating voltage, high ON/OFF current ratio, fast switching speed and long term stability. |
