A study on the different pH of hydrothermally grown Ga doped ZnO thin films on ZnO buffered glass substrates at 60 °C |

Ga doped ZnO (GZO) thin films were prepared on ZnO buffered glass substrates by single step hydrothermal technique using aqueous solution of zinc nitrate hexahydrate, sodium citrate and ammonium hydroxide with different pH at 60 °C. The effects of different pH from 8.1 to 10.16 on the crystallity, morphology, optical and electrical properties of thin films were investigated. X-ray diffraction and transmission electron microscopy studies showed that the GZO thin films were grown as a polycrystalline wurtzite hexagonal phase with a c-axis preferred, out-of-plane orientation and without unwanted second phase regardless of pH. The thickness and grain sizes of GZO thin films were increased with increasing pH. The GZO thin films have a high transmittance in the visible region from 80 % to 95 % and a sharp edge about 368 nm. The optical band gap energy of GZO thin films at pH 9.65 was about 3.38 eV at room temperature. The room temperature photoluminescence spectra of GZO thin film at pH 9.5 showed sharp near band edge emission peak about 368 nm and broad deep level emission peak about 550 nm. |
