In this study, we demonstrate a linear and highly photosensitive photonic barristor operating in a broad dynamic range with rapid temporal responses. Underneath the bulk heterojunction(BHJ) layer, a vertically stacked graphene/insulator/gate heterostructure is introduced as the injection-tunable charge-collecting electrode of a barristor. Interestingly, our model system exhibits the dominance of swiftly saturable cold-traps (TC < 3kT) in charge recombination behaviors, leading to a broad linear dynamic range of 110 dB as well as unconventional increments of both D* and R, for illumination densities ranging from 1012 to 1017 photons/cm3. Our findings demonstrate that the organic–graphene hybrid photonic barristor architecture can open up new avenues for designing high-performance photodetectors for various photonic applications in the future. |
