Surface of silica was coated via plasma-polymerization coating with RF plasma (13.56 MHz) as a function of plasma power, gas pressure and treatment time. The monomers utilized for the plasma polymerization coating were 1,3-diaminopropane, allylamine, pyrrole, 1,2-epoxy-5-hexene, allylmercaptan and allylalcohol. The coated silica was utilized for Epoxy Molding Compound (EMC) which was prepared from biphenyl epoxy resin, phenyl novolac and triphenyl phosphine, and loading of silica was controlled to 60wt%. The samples were cured at 175 °C for 4 hours and subjected to the measurement of Tg, CTE and water absorption, and adhesion of silica to epoxy resin was evaluated by measuring flexural properties. The plasma polymer coating was also characterized by FT-IR and Alpha-step, and DSC was utilized to investigate chemical reaction between the plasma polymer coating and epoxy resin. |
