Non-volatile Ferroelectric Poly(vinylidene fluoride Chlorotrifluoroethylene) Memory Based on a Single-Crystalline Oligothiophene Field-Effect Transistor |
초록 |
Organic single crystalline semiconductors have been investigated for use in organic field effect transistors and memory device. Especially, oligothiophene single crystal is one of the representative organic semiconductors. High-performance nonvolatile ferroelectric memories based on solution-processed ferroelectric polymers are greatly attractive in various organic nonvolatile memory technologies. Here we demonstrate a ferroelectric memory device using poly(vinylidene fluoride Chlorotrifluoroethylene)(PVDF-CTFE) as an insulator which has ferroelectric dipole polarity and oligothiophene single crystal as a semiconductor. We drop the oligothiophene solution on the P(VDF-CTFE) surface which was pre-annealed to increase the crystallinity. To make thin and large single crystal of oligothiophene, we control the evaporation rate slowly. With this controlled single crystal of oligothiophene, FeFET showed high hysteresis on/off ratio ~104. |
