Effect of Nano-sized Core-shell Rubber (CSR) on the Mechanical Properties of Diallyl Phthalate (DAP)/Epoxy Systems for Electronic Packaging Materials. |

Many Efforts have been made to improve the mechanical properties of electronic packaging materials typically including adhesion strength at the substrate surface. Core-shell rubber particles (about 100nm in diameter) containing a polybutadine core were used to toughen the present epoxy systems. We have investigated the effect of nano-sized CSR contents on the mechanical properties and DAP contents on the water absorption properties. By Adding CSR component to epoxy systems, the storage modulus and adhesion strength were increased, while glass transition temperature (Tg) and curing behavior were unchanged. The curing behavior of CSR/DAP/epoxy-anhydride system was investigated by differential scanning calorimetry (DSC). Dynamic mechanical analyzer (DMA) was used to measure Tg and storage modulus of epoxy systems. Adhesive strength between glass substrate and flexible copperplate was measured by 90 degree peel test method. |
