Low-voltage operating organic nanowire FET using polymer electrolyte gate dielectric |

Electro-hyrdrodynamic Nozzle Printing (ENP) is a very promising process for fabricating highly aligned semiconducting polymer nanowire devices in large-area. We have demonstrated the highly aligned nanowire field-effect transistors (FETs) based on poly(3-hexylthiophene): poly(ethylene oxide) (P3HT:PEO) blend using ENP. Furthermore, we used the polymer electrolytes consisting of an ionic liquid and triblock copolymer for the gate dielectric material to realize the low-voltage operation. Using polymer electrolytes, we successfully fabricated the low-voltage operating organic nanowire FETs which showed a high mobility of 1.5 cm2/Vs. For measuring the hole mobility and contact resistance, transfer length method (TLM) was performed. With ENP and polymer electrolytes, we achieved the large-area organic nanowire FETs array (7 cm x 7 cm, 144 devices) with the yield of 84.1%. |
